Моделирование физико-химических и электронных свойств литийсодержащего 4Н-SiC и бинарных фаз системы Si–C–Li

Аннотация
В равновесной модели системы твердая поверхность — адатом, включающей трехмерную межфазную поверхность, рассмотрены изменения поверхностных свойств с учетом химического потенциала за счет действия поверхностного натяжения. Проанализирована связь между химическим потенциалом и электрохимическим потенциалом i-го компонента в электрохимической ячейке.
Используя теорию функционала плотности (DFT), исследованы адсорбционные, электронные и термодинамические свойства 2 × 2 × 1 и 3 × 3 × 1 суперъячеек кристаллических соединений AmBn (, где n и m — стехиометрические коэффициенты) граничных бинарных систем тройной фазовой диаграммы Si–C–Li. Стабильность фаз AmBn и расчеты свойств проводили с обменно-корреляционным функционалом в рамках обобщенного градиентного приближения (GGA PBE). Рассчитаны параметры кристаллических структур соединений AmBn, энергия адсорбции адатома лития на подложке 4H–SiC, электронная структура и термодинамические свойства суперъячеек AmBn. Определены термодинамически стабильные конфигурации суперъячеек 4H–SiC–Liads, имеющие разные расположения Liads. Проведены DFT GGA PBE расчеты энтальпии образования соединений AmBn в тройной системе Si–C–Li. Учитывая изменения свободной энергии Гиббса в твердофазных реакциях обмена между бинарными соединениями, установлены равновесные разрезы (конноды) в концентрационном треугольнике фазовой диаграммы Si–C–Li. Построено изотермическое сечение фазовой диаграммы Si–C–Li при 298 К. Анализированы закономерности диффузионных процессов, которые связаны с перемещением частиц на поверхностном слое образца 6H–SiC. В двух температурных интервалах (769–973 и 1873–2673 К) вычислена энергия активации диффузии лития в 6H–SiC из соотношения вида Аррениуса.
