Modeling of radiation-induced charge trapping in MOS devices under ionizing irradiation

Аннотация

The numerical model of the radiation-induced charge trapping process in the oxide layer of a MOS device under ionizing irradiation is developed; the model includes carrier transport, hole capture by traps in different states, recombination of free electrons and trapped holes, kinetics of hydrogen ions which can be accumulated in the material during transistor manufacture, and accumulation and charging of interface states. Modeling of n-channel MOSFET behavior under 1 MeV photon irradiation is performed. The obtained dose dependences of the threshold voltage shift and its contributions from trapped holes and interface states are in good agreement with experimental data.

A superconducting direct-current limiter with a power of up to 8 MVA

Аннотация

A resistive switching superconducting fault current limiter (SFCL) for DC networks with a nominal voltage of 3.5 kV and a nominal current of 2 kA was developed, produced, and tested. The SFCL has two main units—an assembly of superconducting modules and a high-speed vacuum circuit breaker. The assembly of superconducting modules consists of nine (3 × 3) parallel–series connected modules. Each module contains four parallel-connected 2G high-temperature superconducting (HTS) tapes. The results of SFCL tests in the short-circuit emulation mode with a maximum current rise rate of 1300 A/ms are presented. The SFCL is capable of limiting the current at a level of 7 kA and break it 8 ms after the current-limiting mode begins. The average temperature of HTS tapes during the current-limiting mode increases to 210 K. After the current is interrupted, the superconductivity recovery time does not exceed 1 s.

Physicochemical assessment criteria for high-voltage pulse capacitors

In the paper, the applicability of decomposition products of internal insulation of high-voltage pulse capacitors is considered (aging is the reason for decomposition products of internal insulation). Decomposition products of internal insulation of high-voltage pulse capacitors can be used to evaluate their quality when in operation and in service. There have been three generations of markers of aging of insulation as in the case with power transformers. The area of applicability of markers of aging of insulation for power transformers has been studied and the area can be extended to high-voltage pulse capacitors. The research reveals that there is a correlation between the components and quantities of markers of aging of the first generation (gaseous decomposition products of insulation) dissolved in insulating liquid and the remaining life of high-voltage pulse capacitors. The application of markers of aging to evaluate the remaining service life of high-voltage pulse capacitor is a promising direction of research, because the design of high-voltage pulse capacitors keeps stability of markers of aging of insulation in high-voltage pulse capacitors. It is necessary to continue gathering statistical data concerning development of markers of aging of the first generation. One should also carry out research aimed at estimation of the remaining life of capacitors using markers of the second and the third generation.

Submicrosecond linear pulse transformer for 800 kV voltage with modular low-inductance primary power supply

A pulsed power source with voltage amplitude up to 800 kV for fast charging (350–400 ns) of the forming line of a high-current nanosecond accelerator is developed. The source includes capacitive energy storage and a linear pulse transformer. The linear transformer consists of a set of 20 inductors with circular ferromagnetic cores surrounded by primary windings inside of which a common stock adder of voltage with film-glycerol insulation is placed. The primary energy storage consists of ten modules, each of which is a low-inductance assembly of two capacitors with a capacitance of 0.35 μF and one gas switch mounted in the same frame. The total energy stored in capacitors is 5.5 kJ at the operating voltage of 40 kV. According to test results, the parameters of the equivalent circuit of the source are the following: shock capacitance = 17.5 nF, inductance = 2 μH, resistance = 3.2 Ω.

The states of current-carrying elements at the transmission of megaampere current into load are studied. It is determined that the expansion velocity of plasma generated at the outer surface of cylindrical tubes produced of stainless steel, at flowing through them of submicrosecond current pulses with linear density of 3 MA/cm is 5.5 km/s. The evolution of various modes of instability is analyzed.

A mobile test facility based on a magnetic cumulative generator to study the stability of the power plants under impact of lightning currents

The report presents the results of the development and field testing of a mobile test facility based on a helical magnetic cumulative generator (MCGTF). The system is designed for full-scale modeling of lightning currents to study the safety of power plants of any type, including nuclear power plants. Advanced technologies of high-energy physics for solving both engineering and applied problems underlie this pilot project. The energy from the magnetic cumulative generator (MCG) is transferred to a high-impedance load with high efficiency of more than 50% using pulse transformer coupling. Modeling of the dynamics of the MEG that operates in a circuit with lumped parameters allows one to apply the law of inductance output during operation of the MCG, thus providing the required front of the current pulse in the load without using any switches. The results of field testing of the MCGTF are presented for both the ground loop and the model load. The ground loop generates a load resistance of 2–4 Ω. In the tests, the ohmic resistance of the model load is 10 Ω. It is shown that the current pulse parameters recorded in the resistive-inductive load are close to the calculated values.

Gas spark switches with increased operating life for Marx generator of lightning test complex

Аннотация

A new design of gas spark switches with an increased operating life and stable dynamic characteristics for the Marx generator of the lightning test complex has been developed. The switches are characterized by the following parameters in the mode of operation: voltage up to 80 kV, discharge current up to 50 kA, flowing charge up to 3.5 C/pulse. An increased operating life is achieved by using torus-shaped electrodes with increased working surface area and a trigger electrode in the form of a thick disk with a hole located between them. Low breakdown delay time and high stability of breakdown voltage under dynamic conditions are provided by gas preionization in the spark gap using UV radiation of an additional corona discharge in the axial region.

A high-current rail-type gas switch with preionization by an additional corona discharge

The characteristics of a high-current rail-type gas switch with preionization of the gas (air) in a spark gap by an additional corona discharge are investigated. The experiments were performed in a voltage range of 10–45 kV using a two-electrode switch consisting of two cylindrical electrodes with a diameter of 22 mm and a length of 100 mm and a set of laterally located corona-discharge needles. The requirements for the position and size of the needles are defined for which a corona discharge is ignited before a breakdown of the main gap and does not change to a sparking form, and the entire length of the rail electrodes is efficiently used. The fulfillment of these requirements ensures stable operation of the switch with a small variation of the pulse breakdown voltage, which is not more than 1% for a fixed voltage-pulse rise time in the range from 150 ns to 3.5 μs. A short delay time of the switch breakdown makes it possible to control the two-electrode switch by an overvoltage pulse of nanosecond duration.

Heavy component of spent nuclear fuel: Efficiency of model-substance ionization by electron-induced discharge

The method of plasma separation of spent nuclear fuel can be tested with a model substance which has to be transformed from the condensed to plasma state. For this purpose, electron-induced discharge in lead vapor injected into the interelectrode gap is simulated using the kinetic approach. The ionization efficiency, the electrostatic-potential distribution, and those of the ion and electron densities in the discharge gap are derived as functions of the discharge-current density and concentration of the vapor of the model substance. Given a discharge-current density of 3.5 A/cm2 and a lead-vapor concentration of 2 × 1012 cm–3, the simulated ionization efficiency proves to be nearly 60%. The discharge in lead vapor is also investigated experimentally.

How to increase the efficiency of the electrical discharge method for destruction of nonconductive solid materials

The paper deals with the relevance of using electrical discharge technology for construction works in the city. The technical capabilities of the installation for the multi-borehole electro-discharge splitting off and destruction of rocks and concrete are described. The ways to increase the efficiency of the electrical discharge method for the destruction of solids are proposed. In order to augment the discharge circuit energy, the energy storage is separated into two individual capacitor batteries. The throttle with the inductance of 28.6 μH is installed in one of the batteries, which increases the duration of the channel energy release to 400 μs and the efficiency of electrical discharge splitting off of concrete.

Method and apparatus for studying high-temperature properties of conductive materials in the interests of nuclear power engineering

Physical processes during a rapid (microsecond) heating of metals, carbon, and their compounds by a single pulse of electric current are discussed. Effects arising in such short-term heating near the melting point are noted: the electron emission and heat capacity anomalies and the possible occurrence of Frenkel pair (interstitial atom and vacancy). The problem of measuring the temperature using optical methods under pulse heating is considered, including the use of a specimen in the form of a blackbody model. The melting temperature of carbon (4800–4900 K) is measured at increased pulse pressure. The results of studying the properties of metals (by example of zirconium and hafnium) and of zirconium carbide at high temperatures are discussed. The schematics of the pulse setups and the instrumentation, as well as specimens for a pulse experiment, are presented.

Capabilities to improve corrosion resistance of fuel claddings by using powerful laser and plasma sources

The treatment conditions of fuel claddings of the E110 alloy by using powerful UV or IR laser radiation, which lead to the increase in the corrosion resistance at the high-temperature (T = 1100°C) oxidation simulating a loss-of-coolant accident, are determined. The possibility of the complete suppression of corrosion under these conditions by using pulsed laser deposition of a Cr layer is demonstrated. The behavior of protective coatings of Al, Al2O3, and Cr planted on steel EP823 by pulsed laser deposition, which is planned to be used in the BREST-OD-300, is studied. The methods of the almost complete suppression of corrosion in liquid lead to the temperature of 720°C are shown.

Laser plasmatron for diamond coating deposition

An experimental installation with a laser plasmatron based on a continuous wave CO2 laser with a radiation power of up to 3.5 kW has been created. The plasmatron design makes it possible to bring out the plasma jet into atmospheric air both along and across the laser beam direction. The spatial temperature distributions on the metal substrate surface heated by the plasma jet are measured. The threshold power for optical discharge maintenance as a function of the gas flow rate and the focal length of the focusing lens are obtained for an Ar and Ar/CH4/H2 gas mixture under atmospheric pressure; the radiation spectrum of the discharge plasma is measured. A one-dimensional model of the discharge for estimation of its geometrical parameters in a convergent laser beam with consideration of radiation refraction on the discharge is given.

Multiple scattering of elliptically polarized light in two-dimensional medium with large inhomogeneities

For elliptically polarized light incident on a two-dimensional medium with large inhomogeneities, the Stokes parameters of scattered waves are calculated. Multiple scattering is assumed to be sharply anisotropic. The degree of polarization of scattered radiation is shown to be a nonmonotonic function of depth when the incident wave is circularly polarized or its polarization vector is not parallel to the symmetry axis of the inhomogeneities.

Stopping characteristics of boron and indium ions in silicon

The mean range and its standard deviation are calculated for boron ions implanted into silicon with energies below 10 keV. Similar characteristics are calculated for indium ions with energies below 200 keV. The obtained results are presented in tabular and graphical forms.
